Le d\u00e9fi consiste \u00e0 retirer \u00e0 la fois la cro\u00fbte (ou la couche durcie form\u00e9e lors de l&#8217;implantation) ainsi que le photor\u00e9sist sans br\u00fbler la cro\u00fbte et sans laisser des r\u00e9sidus carbonis\u00e9s qui sont tr\u00e8s difficiles \u00e0 nettoyer. Le retrait contr\u00f4l\u00e9 \u00e0 basse temp\u00e9rature de la mati\u00e8re organique dans la cro\u00fbte et de photor\u00e9sist est la cl\u00e9 d\u2019un processus propre.<\/p>\n\t\t\t\t\t\t\t\t<\/div>\n\t\t\t\t<\/div>\n\t\t\t\t<div class=\"elementor-element elementor-element-762d1b7 elementor-widget__width-initial elementor-widget elementor-widget-heading\" data-id=\"762d1b7\" data-element_type=\"widget\" data-e-type=\"widget\" data-widget_type=\"heading.base\">\n\t\t\t\t<div class=\"elementor-widget-container\">\n\t\t\t\t\t<h4 class=\"h5\">Plasma micro-ondes - \u00c9limination isotrope de la r\u00e9sine implant\u00e9e (photor\u00e9sist) avec le moindre effet thermique<\/h4>\t\t\t\t<\/div>\n\t\t\t\t<\/div>\n\t\t\t\t<div class=\"elementor-element elementor-element-3287218 elementor-widget__width-initial elementor-widget elementor-widget-text-editor\" data-id=\"3287218\" data-element_type=\"widget\" data-e-type=\"widget\" data-widget_type=\"text-editor.default\">\n\t\t\t\t<div class=\"elementor-widget-container\">\n\t\t\t\t\t\t\t\t\t<p class=\"p1\">En raison de sa nature physiquee, le plasma HF expose le substrat \u00e0 un apport relativement \u00e9lev\u00e9 d&#8217;esp\u00e8ces charg\u00e9es (ions). Ces ions transf\u00e8rent leur \u00e9nergie cin\u00e9tique lorsqu&#8217;ils frappent la surface et font chauffer le substrat. La temp\u00e9rature \u00e9lev\u00e9e est tr\u00e8s d\u00e9favorable \u00e0 la retraite de photor\u00e9sist post haute dose implantation car elle est favorable \u00e0 la poursuite de la cuisson et du durcissement de la cro\u00fbte. Le refroidissement du substrat aide \u00e0 emp\u00eacher l&#8217;\u00e9chauffement volumique du substrat mais il ne peut pas \u00e9viter un chauffage local de la surface o\u00f9 la r\u00e9action chimique a lieu ; en cons\u00e9quence, m\u00eame si la temp\u00e9rature moyenne est maintenue basse, la temp\u00e9rature locale reste \u00e9lev\u00e9e car la r\u00e9action sous-jacente (pulv\u00e9risation ionique) n&#8217;est pas affect\u00e9e par le refroidissement. En utilisant le plasma micro-ondes de Muegge, le transfert d&#8217;\u00e9nergie est extr\u00eamement faible, aucune particule charg\u00e9e ne se forme dans la chambre de traitement. En cons\u00e9quence, le substrat reste froid, la seule source de chaleur est la r\u00e9action chimique exothermique associ\u00e9e avec le retrait de photor\u00e9sist.
