La pression du gaz plasmag\u00e8ne est un param\u00e8tre important de ce processus : \u00e0 basse pression, le libre parcours moyen des \u00e9lectrons libres acc\u00e9l\u00e9r\u00e9s est nettement plus court que les dimensions de la chambre \u00e0 vide et un plasma non-\u00e9quilibre se forme, caract\u00e9ris\u00e9 par des neutres et des ions \u00e0 temp\u00e9rature ambiante et par des \u00e9lectrons libres acc\u00e9l\u00e9r\u00e9s &#8220;chauds&#8221;. En cons\u00e9quence, la temp\u00e9rature du gaz plasmag\u00e8ne augmente. De plus, en maintenant l&#8217;\u00e9nergie micro-onde constante par l&#8217;augmentation de la densit\u00e9 de particules, l&#8217;\u00e9nergie d&#8217;excitation ne sera plus suffisante pour maintenir le volume du plasma, ce qui entra\u00eene la formation de filaments de plasma et son extinction.<\/p><p>\u00a0<\/p><p>Finalement, l&#8217;augmentation de la densit\u00e9 \u00e9lectronique \u00e0 pression constante inhibe la propagation des micro-ondes. A la densit\u00e9 dite critique, les micro-ondes ne peuvent plus p\u00e9n\u00e9trer dans le plasma et sont r\u00e9fl\u00e9chies &#8211; le plasma se comporte comme une paroi conductrice.<\/p><p>\u00a0<\/p><p>N.B. La mise \u00e0 l&#8217;\u00e9chelle des sources de plasma micro-ondes pour les grands substrats est un d\u00e9fi important. Le plasma est form\u00e9 seulement par excitation micro-ondes, c&#8217;est-\u00e0-dire sans l&#8217;application d&#8217;un champ magn\u00e9tique suppl\u00e9mentaire. Pour simplifier, la source plasma Duo-Plasmaline est un tube fluorescent invers\u00e9 excit\u00e9 par les micro-ondes : une ligne coaxiale est mont\u00e9e \u00e0 travers une enceinte \u00e0 vide (la chambre de traitement) con\u00e7ue dans un mat\u00e9riau \u00e9lectriquement conducteur et aliment\u00e9e par des micro-ondes des deux c\u00f4t\u00e9s. \u00c0 l&#8217;int\u00e9rieur de l&#8217;enceinte \u00e0 vide, le conducteur coaxial ext\u00e9rieur est remplac\u00e9 par un tube di\u00e9lectrique e.g., verre, quartz ou c\u00e9ramique. L&#8217;int\u00e9rieur du tube di\u00e9lectrique est maintenu \u00e0 la pression atmosph\u00e9rique, tandis que l&#8217;ext\u00e9rieur (l&#8217;enceinte \u00e0 vide) est \u00e0 basse pression, de pr\u00e9f\u00e9rence comprise entre 10 Pa et 1000 Pa. Les micro-ondes peuvent traverser le tube di\u00e9lectrique pour se propager dans l\u2019enceinte \u00e0 vide. Lorsque l&#8217;intensit\u00e9 du champ \u00e9lectrique des micro-ondes d\u00e9passe l&#8217;intensit\u00e9 du champ de claquage du gaz plasmag\u00e8ne, une d\u00e9charge s&#8217;allume dans le r\u00e9gime de basse pression aux deux extr\u00e9mit\u00e9s de la source Duo-Plasmaline, l\u00e0 o\u00f9 le conducteur coaxial ext\u00e9rieur est remplac\u00e9 par le tube di\u00e9lectrique. Les \u2018tubes\u2019 courts de plasma form\u00e9s aux deux extr\u00e9mit\u00e9s de la Duo-Plasmaline sont des milieux \u00e9lectriquement conducteurs et remplacent ainsi le conducteur coaxial ext\u00e9rieur. Avec l&#8217;augmentation de la puissance micro-ondes, le plasma s&#8217;\u00e9tend des deux extr\u00e9mit\u00e9s le long du tube di\u00e9lectrique, jusqu&#8217;\u00e0 ce qu&#8217;un plasma axialement homog\u00e8ne soit form\u00e9 (voir figure Les quatre Duo-Plasmalines sont aliment\u00e9es en \u00e9nergie micro-ondes par la gauche et par la droite, par deux magn\u00e9trons de chaque c\u00f4t\u00e9. Chaque magn\u00e9tron envoie les micro-ondes \u00e0 deux Duo-Plasmalines via un diviseur de puissance.
